I think it all boils down to Vader being a tragic hero beyond return, and that we were given so much insight on his past (Clone wars and all that stuff) which caused us to feel bad for him when we look at what he's become. I love the intensity vader has when he comes into a room. Everytime he comes into the vicinity of someone who can sense his presence the fear that you see is genuine. Imma be honest I feel like everytime vader lost is when he wanted to lose or just didnt want to win especially against Luke. There will never be a villains that sends as many chills down your back than vader
Another thing to add is that he's a Movie Original character unlike Thanos and the Joker, which adapted something good from the comics into something great. But Vader in the other hand was not based in a character, he didn't have something to build from, he was invented from the ground up for the movie, which is incredible and very commendable. The writers and George Lucas caught a lighting in a bottle and capitalized the HELL out of it to make one of the most complex, tragic and menacing characters in all of fiction. Of course, he was inspired by other characters and some of his distinctive elements where based from others, you can't make fire from nothing after all.
