In the early modern period they gradually grew more and more independent. The German language (are languages rather) like Old High German is usually dated to the 8th century. Evidence for a German identity (to whatever degree that is) can be found beginning in the 11th century. The song of Anno would be a prominent example of it. But as people usually like to stress it likely took several more centuries before you could speak of a widespread German ethnic identity among all people.
From year 1002 Bohemia was part of Holy Roman Empire but it was its part only de iure, only formal, de facto (in fact) it was almost full independent state with its own monarch and foreign and domestic politics. Not today! But, yes, it was! Until 1938 to 1949, when the winners of WW2 choose to separated Oster Reich from BRD. On the East was formed DDR, but Oster Reich stayed under Allies and the USSR occupation, until 1955 or 10 years after WW2. They doesn't knew what they would doing with that piece of das Reich. So, than decided to created again pre-war Austria, like before 1938. Simple as that! Be saluted!
